Bei dieser Methode der Flip-Chip-Befestigung wird thermische Energie verwendet, um den gebumpten Chip wieder mit dem Substrat zu verbinden. Der Vorteil der Lasererw\u00e4rmung gegen\u00fcber der direkten thermischen Erw\u00e4rmung liegt in der hohen Selektivit\u00e4t mit einer extrem guten Zeitsteuerung im Millisekundenbereich. Durch den Einsatz eines lokalisierten Laserheizmechanismus kann die Temperatur selektiv in den interessierenden Verbindungsbereichen aufgebracht werden, ohne dass das gesamte Substrat auf die Reflow-Temperatur aufgeheizt werden muss, um eine Verbindung von wenigen Mikrometern zu verfl\u00fcssigen und zu reflowen. Dies steht im Gegensatz zu Infrarot- und Konvektions\u00f6fen, bei denen der Montageprozess Minuten dauert. Durch den Einsatz des Lasers zum Reflow der L\u00f6tstellen wird die thermische Belastung des Geh\u00e4uses und des Substrats minimiert, was die Verwendung neuer Substrate und neuer, thermisch empfindlicherer ICs erm\u00f6glicht. Unser einzigartiger Temperaturkontrollmechanismus sch\u00fctzt einzelne Chips oder Komponenten vor \u00dcberhitzung und verhindert, dass sich das Substrat verzieht und sich die Reflowbedingungen wiederholen.<\/p>\n<p>Die Prozesszykluszeiten werden durch das Anlagenkonzept, das die Chipbest\u00fcckung und den Baugruppen-Reflow gleichzeitig durchf\u00fchrt, und durch das Fehlen der langen Heiz- und K\u00fchlzyklen von Standard-TCB-Bondersystemen verbessert.
